This new technology, known as OCTRAM (Oxide-Semiconductor Channel Transistor DRAM), introduces a new type of 4F2 DRAM that features an oxide-semiconductor transistor achieving remarkable electrical performance. The InGaZnO vertical transistor at the heart of this technology is capable of producing a high ON current of over 15μA/cell while maintaining an ultra-low OFF current below 1aA/cell.
